IGBT Power Module Design for Suppressing Gate Voltage Spike at Digital Gate Control

This paper clarifies the effect of gate inductance $L_{g}$ inside IGBT modules on voltage spikes when a digital driver is employed. Three with different were fabricated to implement double pulse tests by conventional driving and control three-step vectors. It was found that tradeoff between switching loss voltage/current overshoots can be improved control, but large spike generated gate-driving vectors changed. And notation="LaTeX">$V_{g\_{}spike}$ positively correlated . Although also suppressed decreasing difference first second steps, improvement weakened. Therefore, it required should reduced suppress while improving at same time. Furthermore, analyzing oscillation , indicates there some other stray elements, which couple capacitance chips, affecting
